The rapid development of integrated circuit(IC)technology has greatly promoted the arrival of the information age in the past 60 years.With the continuous reduction of feature size,however,a series of problemssuch as interconnect,thermal dissipation,short channel effect and quantum mechanical effect have been constantly emerging.Single electron transistor(SET),with its high integration,low power consumption and compatibility with traditional CMOS circuit,is considered to be one of the most competitive novel nanoscale devices for the new generation of ultra low power and ultra high density integrated circuits.After expounding the principle,structure,simulation model and electrical characteristics of single-electron transistors,the universal logic gate,carry look-ahead adder and multi valued logic gate circuit based on SET are designed.The detailed contents in this work are summarized as follows:1.Design of SET universal logic gates and universal threshold logic gates.On the basis of the general logic gate principle,the optimal ULG.2 circuit based on SET is optimized,and the full adder / subtraction and full comparator are designed with optimal ULG.2.Compared with the existing design,the optimized circuit has fewer transistors,smaller delay and power consumption.Then,a universal threshold logic gate with three variables based on SET is proposed.A comparator circuit based on universal threshold logic gates is designed by tabular design method.2.Research on the design of SET carry look-ahead adder.On the basis of the forward adder principle,the optimization design is carried out from two aspects of the carry structure and the underlying circuit,and the 16 bit forward adder is designed to verify the design scheme.The results show that the adder has the advantages of simple structure,low power consumption and small delay.3.SET ternary logic gate circuit design research.Under the guidance of the switch-signal theory,the SET three-valued logic circuit is analyzed,and the operation expression of the function among the control signal,the transmission source and the circuit threshold is set up.On this basis,ternary literal,polarity transformation,AND gate,OR gate and general T operator circuits are designed.
