Nowadays,millimeter-wave technology is widely used in military radar systems,radio astronomy,space wireless communications and other fields.It is very important to design a millimeter-wave signal source with stable signal,high performance and small size which is an essential module in these areas.The millimeter-wave signal source which designed by the low frequency voltage controlled oscillator(VCO)and the frequency multiplier has a good design flexibility.It is easy to overcome the process limitation problem,and its performance is not weaker than the millimeter-wave signal based on the VCO at fundamental frequency,so it is highly recommended by researchers.The thesis focuses on the design of the frequency multipliers circuit and completes three frequency multipliers based on the 65 nm CMOS process,including a wide-band tripler with the output frequency between 36 and 60 GHz,a doubler with the output frequency between 260 and 300 GHz,and a quadruplexer with the output frequency between 260 and 300 GHz.The main contents and contributions of this thesis are as follows:(1)The thesis proposes a wide-band tripler with distributed structure and uses the left-handed and right-handed artificial transmission lines to achieve broadband matching and harmonic suppression.The output frequency of the tripler is from 36 to 60 GHz,the conversion gain of the tripler various from-17.6 to-8.1 d B,the rejection of fundamental is greater than 20.8 d Bc and the rejection of second harmonic is greater than 10.2 d Bc.This tripler is suitable for the application in the Broadband U-band communication system.(2)To improve the gain and bandwidth of the doubler,a balun with excellent performance was designed and used for doubler with a push-push structure.The output frequency of this doubler is from 260 GHz to 300 GHz,The doubler achieves excellent performance,the conversion gain various from-12.11 to-11.35 d B,and the rejection of spurs is greater than 19 d Bc.(3)A quadruple frequency multiplier is designed in this thesis to spread the V-band signal to 260 GHz to 300 GHz.The operating frequency of the circuit is larger than the cut-off frequency of the transistor in the process library,which lays a good foundation for realizing the millimeter-wave signal source limited by the process.By optimizing the transistor parameters in the frequency multiplier,the biasing conditions and the passive components used in the circuit matching,the conversion gain of this circuit is larger than-20.5 d B when the output signal is in the range of 260 GHz to 300 GHz.Finally,the thesis summarizes the design method of millimeter-wave frequency multiplier,and puts forward some improved schemes for the frequency multiplier proposed in this work,which can be used to improve the conversion gain and the rejection of spurs.
