The submillimeter wave plays a very important role between the infrared and millimeter wave in electromagnetic wave frequency spectrum.Therefore, it has important academic value.With the operating frequency constantly increasing, there has been an increasing need for milimeter wave and submilimeter wave solid-state source in system, and frequency multipliers have been used to generate millimeter wave and submillimeter wave source effectively. The research on millimeter frequency multipliers and submillimeter frequency multipliers has important significance for communication, radar, medical treatment, environmental monitoring and physical imaging.Firstly W-band frequency tripler has been designed, manufactured and test. GaAs Schottky barrier diodes which constitutes anti-parallel pairs structure was used to realize the frequency tripler. Balanced Frequency tripler can suppress the even-order harmonics so effectively that the amount of clutter has been greatly reduced. In this paper, The model of diode pairs was modeled and impedance matching networks was designed in Agilent ADS. Filter circuit and transition circuit of W-band frequency tripler have been simulation designed in the HFSS, and then import simulated S-parameters into ADS software. Finally, harmonic balance analysis was used to optimize the entire circuit for maximum multiplication efficiency. Test result shows the output power is about between -7.5dBm and -11.8dBm from 87GHz to 98GHz.Based on the design of millimeter frequency tripler, 180GHz frequency tripler has been further studied. A new material with low loss named Fluorphlogopite Mica was used as the substrate of microstrip line. Diodes which constitutes anti-parallel pairs structure was used to realize the frequency tripler. The entire circuit of 180GHz frequency tripler was simulated and optimized for maximum multiplication efficiency by using ADS and HFSS software. The simulated output power reaches maximum value of 6.85dBm at 180GHz.
