With the rapid development of sub-millimeter wave technology, a simple and reliable source has become an important research direction. Multiplier is an important way to gain sub-millimeter wave, frequency multiplier based on schottky diode has become an important development direction to generate sub-millimeter wave.In this thesis, the submillimeter wave frequency multiplier based on schottky diode was studied, and the characteristics of planar schottky diode were analysed, therefore, a complete submillimeter frequency multiplier simulation program was established. A 330 GHz balanced and unbalanced tripler were designed based on the hybrid-circuit approach using planar schottky diode and quartz substrate.Multipliers were designed using HFSS and ADS co-simulation method. Built up 3-D model of circuits and diode in HFSS and set up coaxial wave port in diode anodes, so the effects of parasitic parameters could be calculated by 3-D electromagnetic simulation. The multiplier simulation model consists of diode SPICE model and linear S parameters. And by the method of harmonic balance, the simulation was completed. Circuit’s design included probe transition, filter, input and output matching circuits. The second harmonic signal idler circuit design should be considered during unbalanced tripler design, and the second harmonic reflection phase will influence efficiency greatly.The 330 GHz balanced and unbalanced tripler had been processed, assembled and tested. Test results show that 330 GHz unbalanced tripler maximum output power is 138 uW, minimum conversion loss is 24 dB. 330 GHz balance tripler maximum output power is 163 uW, minimum conversion loss is 23.3 dB. The two triplers success in getting 320~350 GHz signal, if can use more powerful source to pump it, it will get higher output power.The two triplers can be used as a small power signal sources of 330 GHz. The theory and methodology in the sub-millimeter wave frequency multiplier based on schottky diode design have a certain reference value, it can provide inspiration and reference for the future design.
