Nowadays, with the high-speed development of military electronics technology, multi-function, miniaturization and reliability of warfare equipment become more and more important. New design methods are required in the microwave system for batch and repetitive product. By using MMIC instead of analog circuit which is debugging manually in the microwave portion of Radar system, it can improve the stability and reliability of radar greatly. Furthermore, with the utility of array process technology of radar, multi-channels of microwave with miniature structure and high reliability and good consistency are urgently required.The dissertation describes the principle and framework of the research project; expatiates the design method of the circuit cell; illuminates the result of the topology and testing of the MMIC; mainly interprets the system integration craft and the realization of the structure; displays the testing results after system integration.During the project developing, low noise amplifier(LNA) and active up-mixer and active down-mixer of MMIC are developed by using the craft of GaAs PHEMT. The MMIC LNA has the merit of broad bandwidth, low noise, good flatness and low power. The operating voltage is only 3V. The active up-mixer and down-mixer of MMIC adopt the mode of differential local oscillation and mutual grid RF mixer. By using compensative amplifier and mixer together, it can achieve high conversion gain, high isolation, good consistency and high reliability.The IF receiver chip of radar is developed by the craft of SiGe BiCMOS. The chip includes low noise amplifier(LNA), image-reject mixer, VGA, power amplifier(PA) and peak detector circuit inside. It is highly integrated with large scale and high density on the monolithic.On the basis of research of delicated chip, we designed the integration of telecommunication, structure and craft with the application of electromagnetic compatibility, matching of broadband, vertical transition, multi-layered film substrate and combination of MCM. By using a novel package of IC devices, we developed a minitype broadband IC-receiver of S-band, which includes 2-stage low noise limiting amplifiers,2-stage frequency conversion and amplifier of intermediate frequency. It can receives good advantages of low noise, high gain, high dynamic range, good consistency and high reliability.During the project developing, I took the responsibility of reasoning the MMIC project, designed the pivotal chip of GaAs circuit, mainly studying the methodology of microwave chip design and system integration. The technical index reached the design demands for over one year’s designing and debugging. The whole project satisfied the demands of the development and reached the effect expected.
