Nowadays active phased array radar has already been an important direction of radar development.With the rapid development of the semiconductor and monolithic microwave integrated circuits(MMIC)technology,Integrated T/R module has already been an important research topic.The integrated T/R module makes it possible to achieve lighter,thinner,and higher cost-effective active phased array radar.Because of the advantages of small volume,low cost,high reliability,integrated T/R module is important trend of the modern T/R module.Tile-based planar phased array antenna proposes high demand of dimension,power consumption and performance,so this paper designs a T/R monolithic microwave integrated circuits(MMIC)which integrates power amplifier(PA),low noise amplifier(LNA)and switch,and the T/R module size is only 2mm×1.5mm.With the advantages of high level of integration,small dimension,light weight,good consistency,and high reliability,MMIC technology is one of the most important trend of the modern T/R module.The paper mainly designs Ku band T/R MMIC based on 0.25 um GaAs pHEMT process,This MMIC works in 13GHz~19GHz,which means the relative bandwidth reaches about 50%.The Tx PA has two stage transistors,with high gain and high PAE design techniques,the PA measured small signal gain,Psat,and PAE are better than 21 dB,20dBm and 40%.The Rx LNA has three stage transistors,low biasing voltage has been used to achieve low cost and low noise figure.The LNA measured noise figure is better than 1.6dB,and has more than 21 dB small signal gain.After adding a switch,the complete T/R MMIC shows the output power of >19.5dBm and the noise figure of <2.7dB.After testing and validation,the performances of the T/R MMIC can meet the technical requirements,and the chip has been used in many actual engineering projects.
