With the development of logical process,Soc gets the extentsive development and application. As a important part of the Soc,the proportion of embedded memory in the Soc grows more and more large, and is always the focus of research.Embedded Memory mainly divides into two kinds:one is volatile memory;the other is non-volatile memory.Volatile memory SRAM applys in the high speed component such as computer cache because of the read/write speed advantage. Process variations have induced growing influence on the SRAM performance in the technology of65nm and below. SRAM read and write noise margins can reflect the SRAM performance. The paper uses the circuit design to get the SRAM read/write margins.The test structures,one is wire out the SRAM storage nodes in small SRAM array;the other need not to wire out the SRAM storage node to get the read/write margin in the SRAM large array. They can reflect SRAM read/write ability in65nm and is crucial for estimating yield of SRAM arrays and from which we can see how process variations influence SRAM read/write ability. The design has been fabricated in SIMC65nm CMOS process.Traditional non-volatile memory such as EEPROM, Flash, antifuse is poor compatible with standard logic process,and cannot be good to follow the scaling down with technology.New non-volatile memory RRAM has attained considerable attention because of small volume,low power,be compatible with the standard CMOS logic process. It can replace the Flash in the future. RRAM has two application modes in the FPGA:one is replacing the non-volatile memory such as PROM, EEPROM, Flash directly and configuring the volatile memory SRAM in the FPGA. The paper proposes one method of the communication between the non-volatile memory and volatile memory,also introduce the communication circuitThe other is replacing the program nodes in the FPGA such as antifuse directly.The paper introduces the RRAM-based2x2programmable logic module which can prove the ability of replacement.It focus on the wiring programming algorithm of RRAM-based wiring resources,simulate the different functions of the logic module.The structure tape-outs in the SMIC130nm...
