The development of digital memory circuit is particularly important for IC.Flip-flop as an important part,its performance circuit size are very important for memory circuits.However,with the development of semiconductor technology,the size and performance of transistors are gradually approaching the physical limit,the traditional flip-flop circuit also begins to encounter the design bottleneck because of the increasing number of devices.New device memristor which owns the characteristics such as nano size,nonvolatile can improve the problems.Moreover,due to its perfect compatibility with CMOS,the CMOS-memristor hybrid design will be a new attempt for circuit design.Firstly,the paper describes the definition of the fourth element--introduces the mathematical model taken Biolek threshold memristor model as the example.The i-v characteristic of the Biolek threshold memristor model is simulated and analyzed to be used in the design of flip-flop circuit design.A hardware circuit of the threshold memristor simulator is fabricated and tested,the experimental results are consistent with the simulation results.The Biolek threshold memristor model will be used for the subsequent logic circuit design.Secondly,the problems of traditional SR latch are analyzed,and the CMOS-memristor hybrid design method is applied to circuit design.A hybrid CMOS-memristor SR latch is proposed,and it has the asynchronous SET/RESET functions,the hybrid CMOS-memristor SR flip-flop circuit with edge trigger is further also designed,the operating process of the circuit is analyzed,and the feasibility of the circuit design is verified by PSPICE software simulation.Then,the CMOS-memristor hybrid D latch and memristor D flip-flop are designed,and the Simulations results and hardware experiment both verifies the correctness of the memristor D latch.The memristor D flip-flop circuit with asynchronous SET/RESET functions is created,it also applied to the the memristor shift register and torsional ring counter circuit.Finally,it analyses the logic relationships in D,JK,T and T' flip-flop circuits.It realizes the logic conversion from memristor D flip-flop to memristor JK,T' flip-flop,memristor JK flip-flop to memristor T flip-flop,which further enriches the application of memristor in different types of flip-flops.
