Dual-GCT is a new type of power semiconductor device which is based on Integrated Gate Commutated Thyristor(IGCT).Dual-GCT integrates two asymmetric GCTs with different characteristics on one chip,each GCT using a gate control.Compared with IGCT,Dual-GCT has lower loss.Taking 2kA/4.5kV Dual-GCT as the research object,this thesis designs the control system of the drive circuit of Dual-GCT.The main work content and results are as follows:Firstly,based on the structural features and operation principle of the Dual-GCT,the composition of each part of the Dual-GCT drive circuit for turn-on,holding,and turn-off and the principle of logic control are analyzed.The gate-cathode voltage value of the Dual-GCT drive circuit under different operation conditions and the rising rate of the gate current at turn-on and turn-off are determined as the basis for the judgment of the monitoring system.Secondly,the state management module of Dual-GCT drive logic control module are designed and verified.The conversion conditions of each state are determined through the module state management,the DSP chip is used to provide the control module with turn-on and turn-off control pulses,holding circuit PWM pulses,and generate feedback control for fault state monitoring.The module is simulated and verified by Code Composer Studio 6.1.3 software.Finally,the design and experimental verification of the PCB board of the Dual-GCT driver control circuit.The anode-cathode voltage and gate-cathode voltage state monitoring circuit are designed and simulated by Candence 16.5 software and are.The power module,serial communication module and PWM control module are designed by Altium Designer 18.1.9.The control circuit PCB is drawn after integrating the status monitoring module and the logic control module.Experimental results show that the designed control circuit can provide the driver with turn-on,holding and turn-off control signals,and perform fault processing according to the changes in gate-cathode voltage and gate current,and feedback fault information to the host computer timely,which meets the logic control circuit design requirements.
