Dual-GCT is a new type of power semiconductor device.It integrates two asymmetric GCTs with the same structure and different minority carrier lifetimes on a single chip.It is controlled by two gates and has very low losses.The normal and reliable operation of the Dual-GCT requires the help of two sets of gate drive circuits and the "hard drive" mode to control its working status.This thesis takes 2kA/4.5kV Dual-GCT as the research object and designs its gate driver.The main work contents are as follows:First,the structural characteristics and operation principles of the Dual-GCT device are described,and the working principles of the circuit of each part of the Dual-GCT driver,such as turn-on,maintenance,shutdown and logic control,are analyzed.According to the design index of 2kA/4.5kV Dual-GCT driver,the working principle of the circuit is analyzed,and the component parameters are selected.Secondly,the original maintenance circuit of the research group was improved.The STM32 chip was used to provide timing pulses for the maintenance circuit.A new scheme for the maintenance circuit was designed.By controlling the PWM pulse width of the on-time of the MOS tube of the maintenance circuit,a closed-loop regulation was formed to stabilize the output current at 2?8A.PSIM software was used toe simulation and experiment.The test results show that the improved maintenance circuit can significantly shorten the response time.Thirdly,the logic control circuit in the driver was designed.STM32 was used as the main' chip of the Dual-GCT driver,it coordinates the timing pulses that control the MOSFET operation of each part of the circuit,and combines the gate-cathode and anode-cathode state detection circuits to complete the fault lamp information feedback.Keil5 software was used to debug the main driver logic control module and fault feedback module,the software logic analyzer was used to verify the module.Finally,The influencing factors of the stray inductance of the dual-core GCT gate driver PCB are analyzed,and the layout of the dual-core GCT driver PCB is designed.The PCB board model was established in Q3D,the stray inductance of each part of the main drive circuit was extracted,and the difference between the simulation results and the measured results was analyzed by comparing with the previous PCB designThe research results of this thesis provide a theoretical basis for the design and implementation of the Dual-GCT driver.
