The frequency synthesizer is a key module in a radio frequency wireless transceiver.It can provide stable,programmable,low-noise local oscillation signals for different standard wireless transceivers.In the frequency synthesizer based on the phase-locked loop structure,the programmable frequency divider is an important module among them,it is the key that the frequency synthesizer can offer a plurality of high-accuracy frequency signals and realize the high frequency and low power consumption at the same time.As an important role for implementing programmable frequency division,the dual-modulus frequency divider is difficult to design and its performance determines the performance of the entire programmable frequency divider.Therefore,the study of the dual-modulus frequency divider has important theoretical significance and engineering application value.This paper designs a 12-20GHz 8/9 dual-modulus frequency divider for ultra-wideband millimeter wave frequency source based on 0.13?m SiGe BiCMOS process.It is composed of a synchronous 4/5frequency divider,an asynchronous two frequency divider and buffers.In the synchronized 4/5 frequency divider,flip-flop unit adopts a source coupling structure with an embedded OR gate,which improves the operating frequency of the whole circuit.The asynchronous two frequency divider is composed of the source coupling structure flip-flop,which further reduces the loop delay.The buffer uses emmiter follower structure to drive the rear stage and the load.The circuit design,pre-simulation,layout design,and circuit-field hybrid post simulation were performed.With 3.3V power supply voltage,the circuit-field hybrid post simulation shows that Under the 27°C and TT process corner,the 8/9 dual-mode frequency divider operates in the frequency range of 10-21GHz and the phase noise at 1MHz is-148.222dBc/Hz when divided by eight,and-149.065dBc/Hz when divided by nine,the operating current is 22.13mA,the sensitivity is better than 232mV,all results meet the design requirements.The total area of the layout is660×720?m~2.The 12-20GHz 8/9 dual-modulus frequency divider designed in this paper is correct,and the circuit-field hybrid post simulation results meet the requirements of the design specifications.It can be applied to ultra-wideband millimeter-wave frequency source chip.
