This thesis mainly analyzes and designs the phase frequency detector(PFD),charge pump(CP)and injection-locked frequency divider(ILFD)module for mm-wave frequency synthesizer.This paper firstly introduces the basic knowledge of phase-locked loop(PLL)frequency synthesizer,then introduces the theory,design and simulation of three important modules in the charge pump type phase-locked loop,witch are PFD,CP and ILFD,respectly.This thesis determines the performance specs of the above three modules through the introduction of the phase-locked loop system,and selects the appropriate circuit structure according to the specs.The PFD designed in this paper adopts the edge-triggered structure,including TSPCstyle D flip-flops that omits data bits,high-speed AND gates,and precisely tuned buffer circuits and the designed PFD has simple structure and low power consumption with no dead zone and wide range of phase discrimination.The CP designed in this paper uses a source-switch structure with an error amplifier clampping.Utilizing a differential switch,a clock feedthrough cancellation circuit,and a current compensation unit to reduce the charge pump mismatch current.The ILFD designed in this paper adopts the direct injection structure.By reasonably selecting the type and parameters of the active device,using electromagnetic simulation tools to simulate the passive components of the circuit and optimizing the Q value of the resonant tank,the ILFD has a wide frequency division range.At the end of the paper,the overall layout of the frequency synthesizer and the test scheme of the above three modules are given.This thesis is based on the advanced 40-nm CMOS process and is designed and tape-outed.The post-simulation results show that: at 100 MHz reference frequency,the PFD has no dead zone,the phase detection range is [-347°,347°].The CP operating current can be adjusted into 50?A,100?A,150?A respectly,in the output voltage matching range(0.1V,1.6V),the current mismatch is less than 0.572%,and the phase margin is greater than 51.4°.The ILFD has a maximum locking range of 33.6 GHz to 57.5 GHz and the sensitivity is less than 300 mV with the power consumption of 7.8 mW at a supply voltage of 0.9 V.
