High power semiconductor laser is widely used in industry,scientific research,medical and military fields rely on the advantages of volume,weight,lifetime and efficiency.With improvement of output power of device,the waste heat in active region of chip is also increasing constantly,and the performance of semiconductor lasers is restricted by thermal effect.Therefore,it is significant to study the thermal characteristics and technology of thermal management of semiconductor lasers.Starting from the theory of thermal characteristics analysis of Semiconductor lasers,this paper analyzed the heat generation and heat transfer principle inside of semiconductor laser in theory and influenced relationship between heat increasing and threshold current,output power,slope efficiency,wavelength and lifetime.We adopt numerical simulation of the finite element method,used the software of ANSYS and SolidWorks Simulation to analyze the thermal characteristics of semiconductor laser of single emitter and multiple emitters respectively.Firstly,for single emitter,thermal characteristics of semiconductor laser two kinds of packaging processes of COS and C-Mount is analyzed by using the ANSYS finite element software.We simulated the two patches forms of chip and analyzed causes from heat sink point of view.Therefore,for the heat sink materials of different thermal conductivity,we calculated different thermal resistance of chip.We compared the two methods of modeling for C-Mount,changing the thickness of C-Mount heat sink obtain the change regulation of chip temperature,and from the angle of the heat flow to explain it.By introducing the diamond and graphene film of higher thermal conductivity,this paper designed an ideal C-Mount structure of compound heat dissipation.Next,for the model of complex semiconductor laser containing multiple emitters,this paper used SolidWorks Simulation software to simulate.we analyzed the steady-state thermal behaviors of semiconductor laser model of multiple emitters at continuous wave(CW)mode,and deeply discuss influence of duty ratio on thermal behavior.Finally,for the "smile" effect of bar caused by thermal stress of non-uniform distribution of temperature,we set up the model of CS conduction cooled diode laser bar,by optimizing cooling structure of heat sink,change the temperature distribution and achieve uniform temperature distribution.
