| In recent years, with the rapid development of semiconductor process technology, theindustrial integration has been improved so much and the transistor scaling size isbecoming smaller and smaller. Meanwhile, the circuit failure problems of SOC circuitdesign are also becoming more and more serious, especially for the problems of aging andsoft errors. Many researchers all over the world have made deep research for that andproposed many detecting structures as well as solutions, but most of the proposed structuresjust take one thing into consideration to the neglect of the other. The problem there are oneor more floating points in a structure in working leads to serious charge decay and leads tokinds of electrical interference. In general, the problems impair the accuracy and credibilityof the detecting conclusions.In order to cope with the problems above, the main work has been done as follows:Firstly, many basic concepts of failures for ICs and the factors leading to those failures,especially the aging and soft errors problems as well as the main two important solutionshave been introduced. The working flow and principle for the solutions have been analyzedand the defeats of the solutions have been summarized.Secondly, a multi-functional aging resilient and floating point eliminable stabilitychecker is proposed. The stability checker can not only detect soft errors online as well asdelay fault, but also predict aging problem. It resolves the common defect problem for theaging detecting structures proposed by many researchers in domestic or overseas. Thedefect is that the structure itself has floating point, on which the charge can decay slowlyand lead to failure for detection. The stability checker in this thesis eliminates the floatingpoint problem by a feedback logic circuit, improved the performance for detection in alarge extent as well as the detection credibility and accuracy.Finally, this thesis validates the performance, power and area by a series ofexperiments and makes a comparison with some structures. By using the Hspice simulationtool, the thesis gets the experimental data with different process, voltage and temperature.Results show that the stability checker proposed has the ability to solve multiple faults,with a good performance and low area overhead. The average power consumption overheadis saved about35%compared to the referenced structure. |
