System on Chip (SoC) by integrating a number of IP cores achieves complex system functions and has the characteristics of high integration, intelligent, low cost and high reliability. Embedded memory as an important module in SoC, provides convenience for system debugging and data storage. EEPROM as a memory with high reliability and electronics rewrite is widely used in SoC. In this paper, an embedded EEPROM which is applied in SoC is designed.This paper analyzes comprehensively the principle of EEPROM and completes EEPROM circuit design with Chartered 0.35μm CMOS process. It is accomplished memory array, high voltage circuit, voltage control oscillator, charge pump, voltage regulator, readout circuit, address decoder, data/address register and the timing control circuit. Using spectre tools for circuit simulation and verify. Simulation results show that high voltage circuit can generate 14V high voltage with a ripple about 20mV,oscillator can produce 5M clock with 50% duty cycle. The whole circuit for read/write/erase operations is correct and meets the system requirement. Finally the work of design and verify layout is finished and EEPROM is participated in MPW.In addition, a detailed testing program and relevant test working is developed. Test results show that the functions of high voltage circuit and oscillator are implemented but indictors are needed to improve. Further improvement is analyzed and proposed in this paper.
