As the development of GaAs microwave technology, GaAs MMIC with higher frequency and wider band play a important role in the power application of microwave and millimeter wave. The characteristics of GaAs power MMIC that small, lighter, higher reliability and more anti-jamming performance make it important in the military applications such as radar guidance system and electronic warfare etc.The research on material structure of PHEMT, The whole process of millimeter MMIC, the modeling of the active and passive device , good circuits topology and EM simulation are reported.The broadband GaAs power MMIC was designed and fabricated successfully in this paper,which included 18-38GHz@100mW MMIC, 20-40GHz@300mW MMIC, 26-39GHz@500mW MMIC and 18.5-30GHz@1W MMIC etc.Test results are basically meet the requirements, the project indicators that device the accuracy of the models, amplifier circuit topology structure, and the rationality of GaAs numerical analysis process route and test the feasibility of the method.
