Monolithic Microwave Integrated Circuit (MMIC) has the advantages of smallcircuit loss、high output power、wide bandwidth、low noise factor and large dynamicrange and so on. compared with the traditional hybrid microwave integrated circuit,MMIC has stronger consistency, higher reliability and smaller size, it has a wide range ofapplications in both military and civilian fields. The Ka-band monolithic power amplifierthis thesis discussed is an important part of the active phased array radar T/R module.This thesis firstly completes the survey of the Ka-band monolithic poweramplifier at home and abroad, conducts research and analysis for the related MMICtechnology and theory including the analysis of active devices and passive devices ofMMIC、MMIC process and MMIC CAD process, at the same time, reviews the designtheory of the power amplifier. Then this thesis dicusses the selection of gate width andnumber of fingers、thermal analysis of transistor、selection of the form of bias circuit andmatching circuit, completes the design of the single stage. According to the performanceof the single stage,this thesis designs the Ka-band monolithic power amplifier utilizingthe technology of four-stage cascade and one-level power combiner. According to thespecific design requirements, combining the characteristics of the MMIC process line,the overall circuit topology is determined. Overall circuit schematic simulation iscompleted by the use of microwave simulation software ADS, the final layout isdetermined by the layout adjustment law of the components and alignment rules.The final design of the Ka-band monolithic power amplifier meets the designrequirements, saturated output power is greater than28dBm, small signal gain is31±1dB, input and output VSWR are less than3, the final layout area is3.7×1.7mm~2.
