With the development of microwave communication technology,the demands for communication system are more and more higher,such as miniaturization and reliability. Due to its small size, light quality, capability, reliability and cheap in large quantities, Monolithic Microwave Integrated Circuit (MMIC) is the best choice of Electronic Warfare(EW)and civil communication system. PHEMT MMIC has some advantages beyond other's MMIC in the frequency, power consumption and noise, and it is one of the most competitions in the fields of micro-millimeter wave monolithic integrated circuits and super-high velocity digital integrated circuits. As the key component of communication system, MMIC power amplifier is very important for EW and communication applications. The research of PHEMT MMIC broadband monolithic power amplifier in this paper is reported. Major contents are abstracted as following: 1. The evolved history and the advantages of MMIC are introduced and the design technique of MMIC is introduced briefly. 2. The operation principle of PHEMT and small-signal and large-signal model parameter extraction method for PHEMT model are presented in the paper, A brief introduction of the Foundry processes in MMIC is also made. 3. The characteristic and technology of PHEMT MMIC power amplifier are researched, and a design approach of two-stage MMIC power amplifier is given. 4. A broadband two-stage MMIC medium-power amplifier operating from 6 to 20 GHz is developed for EW and communication applications using 0.25 μm low-noise PHEMT process. The first stage PHEMT with gate width of 6 ×30 μm was used to drive the second stage PHEMT with gate width of 6 ×70 μm, the chip size is 1.29 mm ×0.94mm.With a single 3-volt DC power supply , each gain stage is self-biased for class-A operation for optimal power output with minimal distortion , the two-stage feedback power amplifier has 19.5 ±0.5dB small-signal gain with 3.5dB typical noise figure and input VSWR less than 1.7 and output VSWR less than 2 over 6 ~ 20GHz , The output power at 1dB compression are 18.2dBm at 20GHz .The designing simulation results indicate that this method is simple and feasible.
