With the development of wireless communication technology,the requirements of modern communication technology on various performance indicators such as frequency and power such as communication equipment have also continued to improve.5G communication technology has further expanded the mature millimeter wave communication technology.The radio frequency MMIC integrated circuit applied to the processing and transmission of 5G communication signals has become a hotspot at the moment.As one of the important structures of the entire RF communication system,the MMIC power amplifier technology has gradually received attention.The high performance power amplifier suitable for 5G communication needs to meet the needs of a signal with higher frequencies and faster transmission speeds.At the same time,it also needs the characteristics of high linearity and high output power.Thesis studies the key technologies of MMIC power amplifiers applied to 5G communication.This research is suitable for 4G communication frequency band 22,42,and 5G communication frequency band N77 and N78.Thesis refers to the existing 5G communication technology standards to study the device materials and structures of the existing MMIC amplifier products,analyze its advantages and lack of advantages,extract its key design links,summarize the key technologies for improving the performance of the power amplifier chip,to achieve communication equipment improvement of overall performance.The main innovation points in thesis are: designed a self-adaptive bias circuit with temperature feedback;a adjustable impedance matching chip is designed.The modules involved in key technology research in this study have all carried out the schematic design and layout of the integrated circuit.After using EDA software to optimize the overall layout EM simulation,the integrated circuit flow and physical test are performed.The final measured design chip meets 5G communication technology requirements.The chip physical size 1700×830 um,MMIC PA uses AWSC’s GaAs HBT process.The working frequency band is 3.3 GHz-3.6 GHz,and the working bandwidth is 300 MHz.The test results of the test state are: the linear gain of the power amplifier is about35 dB.S21 is about 35 dB,S11 is below-9 dB.The output power at the P1 dB point is about 31 dBm,the maximum power output is about 32 dBm,and the power additional efficiency is about 35%.When the output power is 28 dBm,the second harmonic wave is about-55 dBc,the three harmonics are about-65 dBc,and the adjacent channel power ratio is about-28 dBc.
