Higher frequencies and wider bandwidth are the development direction of future commu-nications.Under this background,the W-band,which belongs to millimeter waves,has broad application prospects:satellite communications,remote sensing,and automotive radars.As the last stage of the transmitter,power amplifiers have become particularly important,and GaAs MMIC has become the preferred process for W-band power amplifiers due to its excellent cost performance.The design of an eight-channel four-stage W-band amplifier using 0.1?m GaAs technology is introduced,including transistor size and bias point selection,GaAs passive device design,single-stage and multi-stage amplifier design,circuit topology selection,and device ma-terial characteristics.All aspects of the amplifier are optimized to increase the output power and gain of the operating band.Finally,an eight-channel four-stage GaAs power amplifier with a working frequency band of 88-100 GHz is completed,and it is unconditionally stable at all frequencies.The output power of the amplifier reaches 27 d Bm at 94 GHz,the small signal gain exceeds 15 d B,and the reflection coefficients S11and S22are both less than-15 d B.The simulation results basically meet the design goals,and prove the accuracy of simulation model-ing,the rationality of the amplifier circuit structure,and the feasibility of applying GaAs MMIC technology in the W-band.
