With the rapid development of modern microwave and millimeter wave wireless communication systems,the requirements for frequency sources with high stability,simple structure and low cost are getting higher and higher.In the microwave and millimeter wave frequency bands,high-performance frequency sources are usually obtained through frequency doubling technology,and how to achieve high-efficiency and high-power frequency doubling technology is also a major research hotspot in recent years.In this paper,high efficiency and high power frequency doubling technology is researched.Based on the PIN diode,a high-power planar triplicator have been designed.And a novel high efficiency frequency tripler with the waveguidemultilayer substrate circuit-waveguide structure have been proposed.1.The High power planar frequency triplers have been designed based on PIN diode.Firstly,the parameters of the PIN diode are extracted and the SPICE model is established.Secondly,the single-tube parallel frequency multiplication circuit structure is used to design the triple frequency circuit in ADS,which includes the design of the input/output filter circuit and the input/output matching circuit.Then,the layout simulation verification is performed,and the layout simulation results are combined with the diode model for non-linear simulation,so as to obtain a high-power planar frequency tripler.Then,the SPICE model is improved by fitting the I-V characteristic curve of diode.And the passive circuit of frequency tripler is designed by HFSS,which improves the structure of the input/output filter circuit,the ADS is used for nonlinear simulation.Finally,an improved high-power planar tripler is obtained through cosimulation,and the saturated output power of 31.7d Bm is realized.2.The High efficiency waveguide frequency triplers have been designed based on Schottky diode.Firstly,a novel frequency doubling circuit structure of waveguidemultilayer substrate circuit-waveguide is proposed,and its working principle is introduced.Then the Schottky diode MA4E1310 is introduced and analyzed,and its 3D electromagnetic field model and the SPICE model is established.Then the filter antenna structure is used to realize the input transition,the simulation model of the frequency tripler is established in HFSS,the non-linear simulation is realized through ADS,finally,a high-efficiency waveguide tripler is obtained through co-simulation,which achieves the maximum frequency doubling efficiency of 8.27%.Then,based on the abovementioned innovative frequency doubling structure,the magnetic coupling probe structure is used to realize the input transition,and another high-efficiency waveguide tripler is obtained,which achieves the maximum frequency doubling efficiency of8.82%.The problem of high efficiency and high power of frequency doubling technology are studied and analyzed in this paper.The test results verify the rationality and correctness of the proposed research scheme,which provides a reference for the followup research.
