THz detector based on Schottky diode is one of the key component in THz high speed On-off keying(OOK) communication system. Its direct detection method leave out the complex mixing and filtering procedure and can simplify the system structure as a result, which is of benefit to the miniaturization of the system. Thus, THz detector based on Schottky diode has a considerable prospect.Firstly, to meet the requirement of the ASK/OOK high speed communication scheme, this paper has analyzed the nonlinearity of the detector. The Ritz-Galerkin method is improved, which can analyze the detector at low power and large Rs condition. Then, a waveguide based Schottky detector has been designed by a combination of a kind of waveguide-to-microstrip transition structure and a new CMRC low pass filter, which overcome the impedance matching of the diode, signal transmission and the precision of the mounting process and achieved the wideband, low noise and high sensitivity performance. Finally, the tested detector has a bandwidth of 42GHz, a sensitivity over 1000V/W and a noise equivalent power below 8pw/Hz. Meanwhile, the detector also has the ability to detect the OOK signals at a data rate over 15Gbps.
