Terahertz radiation is one of the key component in the front-to-end of terahertz applications.The doublers based on Schottky diode have problems of low efficiency,low integration,poor stability,and single band frequency range.This thesis focuses on the solution of the high order frequency multiplication for terahertz generation.Finally,we improve the LEC model of Schottky diodes,and study three kinds of high order multiplication circuit.The simulation method and some passive circuits are applied to other circuits.There are four main contributions in theoretical research,circuit topology,test method of terahertz passive structure,and key technology application.1)The diode model is improved and high order multiplier theory is analyzed.Based on the C-V characteristics of varactor and Fourier transform,the harmonic impedance of high frequency multiplier circuit is analyzed.The improved Schottky model includes characters of I-V,C-V and thermal.2)Three kinds of high order harmonics multiplition circuit have been researched.They are full harmonic idle,muti-harmonic extraction circuit,and even multiplical balance circuit.Full harmonic idel circuit is suitable for meso-high order harmonics multiplier.Multi-harmonic extraction circuit is applied to widen the output spectrum and simplify the complexity of linear frequency modulation system.Due to the isolation between the input and output ports,the balanced frequency multiplication circuit is more suitable for the higher order harmonics multiplication circuit.3)The TRL calibration method for terahertz frequency band is studied.TRL calibration Kits are simple and high accuracy,and it is suitable for rectangular waveguide.It is used to measure CSMRCs low pass filter and other passive network.4)The thesis expounds some applications of high order multiplier technology.There are three kinds of circuit:670GHz sub-harmonic mixer and 670GHz tripler.The key techniques involved diode modeling,compact resonant cell filter and global optimization simulation.
