With the development of wireless communication technology,the application range of millimeter wave signal sources has gradually increased,the frequency band will also increase the increase in application fields.However,the performance indicators of millimeter wave signal sources have higher requirements.The performance of the frequency multiplier,the key component of the millimeter wave signal source,has an important impact on the entire system.The main function of the high-frequency signal source obtained by frequency multiplier technology is that it can reduce the operating frequency of the system and obtain an excellent signal source with high frequency stability and phase noise.Source has become an important research direction.Therefore,this paper has researched and designed three broadband millimeter wave frequency multipliers based on IHP 130-nm Si Ge Bi CMOS process and GF 45-nm RF SOI process.The paper first introduces the research background and significance of millimeter wave signal sources based on frequency multiplier technology,studies the research and development status of domestic and foreign millimeter wave frequency multiplier signal sources.Then,the design basis of millimeter wave frequency multiplier is introduced,including circuit characteristics,performance indicators and mainstream schemes of frequency multiplication circuit design.Finally,the design and simulation results of the three frequency multiplication circuits are summarized.The millimeter wave signal source based on ×2 frequency multiplier technology is composed of a frequency multiplier unit based on a push-push structure and an output buffer cascaded.When the working voltage is 2 V and the input signal power is 2 d Bm,the maximum frequency multiplication output power is-8.71 d Bm,the 3-d B bandwidth is 186 GHz-257 GHz,the relative bandwidth is 32%.The power consumption of the circuit is 23 m W and the chip area is 0.15 mm2.The millimeter wave signal source based on ×3 frequency multiplier technology uses a transformer-coupled double-ended injection structure to realize an injectionlocked frequency multiplier,which is composed of a harmonic generator and an oscillator.When the working voltage is 1.2 V and the input signal power is 0 d Bm,the frequency lock range is 54 GHz-93 GHz,and the relative bandwidth is 53%.The power consumption of the circuit is 15.1 m W and the chip area is 0.21 mm2.The millimeter wave signal source based on ×4 frequency multiplier technology is composed of a two-stage push-push frequency multiplier unit structure with a tail current source bias and a drive amplifier unit.When the working voltage is 1.1 V and the input signal power is 0d Bm,the maximum output power of the frequency multiplier is-0.13 d Bm.The 3-d B bandwidth is 21.6 GHz-38.8 GHz,the relative bandwidth is57%.The power consumption of the circuit is 36.08 m W and the chip area is 1.63 mm2.Compared with similar literatures,the three millimeter wave frequency multiplier circuits designed in this paper have certain performance advantages in bandwidth and power consumption,and have certain reference value for the research of broadband frequency doubling signal sources.
