Frequency source is the core of millimeter wave communication system,and oscillator and frequency multiplier are indispensable parts of frequency source.In the high frequency band,because of the serious skin effect and parasitic effect,the phase noise performance of the oscillator is poor;however,if the oscillator produces a sinusoidal signal in the low frequency band,and then the frequency multiplier is used to double the signal to the millimeter wave band,the high-frequency signal with good phase noise can be obtained.Therefore,this paper focuses on the technology of frequency multiplier and oscillator,aiming to design the oscillator and frequency multiplier with excellent performance.Firstly,this paper briefly introduces the research status of frequency multiplier and oscillator at home and abroad,and focuses on a universal two element impedance matching method;expounds the design theoretical basis and common structure of oscillator and frequency multiplier,which lays a theoretical foundation for the following circuit design.In the design of oscillator,a low phase noise quadrature oscillator operating at28.6-33 GHz is designed based on IHP 130 nm Bi CMOS technology.The oscillator consists of two Class-C biased differential cross coupled oscillators.The oscillator is forced to produce broadband quadrature signal by injecting second harmonic signal at common mode point.The simulation results show that the relative tuning range of the oscillator is 14.2%,and the phase noise is-106.4d Bc/Hz@1MHz when the output quadrature signal is 30 GHz.Compared with the literature,the phase noise performance of this oscillator is the best in the same process and frequency band.In the design of passive devices,this paper proposes an improved Marchand Balun with coupling capacitance.This Balun has the advantages of ultra-wideband and low insertion loss: the 3d B bandwidth is 120%,the insertion loss of differential port is4.52 d B and 4.33 d B,and the amplitude difference is only 0.19 d B.In the design of frequency multiplier,this paper designs an X-band frequency multiplier based on Sanan 0.15?m Ga As p HEMT process.The multiplier combines the push-push structure and self-mixing technology,and generates the third harmonic signal by mixing the second harmonic and the fundamental wave.The overall simulation results show that when the input frequency is 10 GHz and the power is 0d Bm,the output signal power is-12.8d Bm;the 3d B bandwidth of the whole multiplier reaches 16%,covering most of the X-band.The fundamental suppression ratios are greater than 15 d Bc.
