With the rapid development of modern power electronics technology,power electronics equipment is increasingly integrated,complicated,and miniaturized.This trend,while improving product performance,also places higher requirements on the electromagnetic compatibility(EMC)of circuits and electronic components.ElectroStatic Discharge(ESD),as a common phenomenon in electronic equipment,its impact on products is becoming increasingly prominent,and it has even become a serious threat to electronic equipment and systems.ESD will seriously harm the electronics industry and the precision technology industry based on electronic devices.China's annual losses due to the impact of electrostatic discharge are up to several billion yuan.Transient Voltage Suppressor(Transient Voltage Suppressor,TVS)as an electrostatic protection device can effectively protect from ESD interference.In order to better study the shielding effect of TVS diode,this article will make an in-depth study of TVS diode itself and its non-ideal characteristics.This article can be roughly divided into four parts:1.Through the research on the formation mechanism and destruction mechanism of ESD and the mathematical model of ESD discharge current and the analysis of the main principles of ESD model including human body model,human body metal model and device discharge model,the ESD generator Circuit simulation model was established using PSpice simulation software.2.The physical structure of the TVS diode and its ESD protection mechanism are analyzed,its important parameters are studied,and the RLC equivalent impedance model of the TVS diode is constructed.The high-frequency impedance of the TVS diode in the 100MHz-600 MHz frequency band is measured using a vector network analyzer Value,and extracted the parameters of the TVS diode equivalent impedance model using the algorithm.3.According to the ESD generator model established previously and the TVS diode model extracted by the algorithm,an ESD protection equivalent circuit model with a TVS diode protection circuit is established in the simulation software PSpice and verified by experiments.The theoretical analysis and experimental results show that the TVS diode equivalent model established in this paper can accurately predict the ESD waveform of complex electronic equipment.This proves the practicability and value of the ESD protection method studied in this paper.
