Phased array antennas are widely used in radar,communication,navigation and other fields.A large number of T/R modules are used in the transmit/receive channels of active phased array antenna.Amplitude-phase control multi-function chip(MFC)is a key component of T/R module,which is usually realized by microwave monolithic integrated circuit(MMIC)technology.With the increasingly requirements of detection performance,cost and reliability,modern radar systems are in urgent need of upgrading.The design requirements of GaN amplitude-phase control MFC are put forward.This thesis introduces the basic principles and related techniques of amplitude-phase control MFC,and uses computer aided design(CAD)technology to research the amplitude-phase control MFC based on GaN process.The main work accomplished by the author is as follows:(1)Design the overall architecture according to the design objectives of GaN amplitude-phase control MFC,reasonably assign specifications to the core circuits.The hierarchical design scheme of MFC is proposed.The hierarchical design greatly improves the design efficiency of amplitude-phase control MFC.(2)Reaearch the topologies and design keys of GaN microwave switches,digital phase shifter,digital attenuator and gain amplifier.The simulation is optimized according to the design targets of the core circuits.Set a reasonable optimal path for multi-objective,multi-state and multi-variable amplitude-phase control circuits.High performance GaN digital phase shifter and digital attenuator have been developed.(3)Design and simulate the complete circuit of GaN amplitude-phase control MFC.The layout has been designed according to the design results of the circuit.Complete fabrication and testing of GaN amplitude-phase control MFC.In this thesis,X-band GaN amplitude-phase control MFC has been successfully developed and achieved high economic benefits.This thesis makes a deep research on miniaturized GaN amplitude-phase control MFC with high integration and precision,whitch is of great significance to improve the performance of new-generation T/R module and reduce the cost of radar system.
