Power devices are the core unit of the power electronics industry,and IGBTs have unique advantages in high voltage,high current,and high speed switching with their low power consumption and high reliability.They gradually replace GTRs and power MOSFETs in power electronics,household appliances,and Switching power supply and other fields are widely used.The failure of the IGBT power module will have a major impact on the entire power electronics facility,which will cause huge losses in production and life,ensure the normal operation of the IGBT power module,and detect the failure failure has very important social value and significance.The emergence of IPM has highly integrated the IGBT power module and the drive protection circuit.The rapid deveopment of the ADC provides a convenient condition for the IGBT working data acquisition and storage.This paper first analyzes the basic structure of IGBT and introduces the working principle and switching characteristics of IGBT.According to the IGBT switching process,an IGBT drive protection integrated circuit based on di/dt detection is designed.First complete power IGBT driver protection circuit layout on the basis of previous design,the flow sheet for the package.For IGBTs with shunt resistor structure,The voltage signal on the shunt resistor is collected.After amplification and differential processing,a suitable,gate driving voltage is selected according to the change of the current in the switching characteristic to complete the design of the driving circuit.The design of the protection circuit uses a combination of VCE desaturation detection and di/dt detection.The design of the high-speed ADC in the monitoring chip and the layout of the module are completed.It is used to monitor the voltage on the parasitic inductance of the switching process,replace it with a digital signal,and output it to the digital logic control terminal to reflect the current change.Based on CSMC 0.25?m BCD process to complete the drive protection circuit design,using Spectre simulation software to complete the simulation of each module and the overall function,and finally using virtuoso software to complete the layout drawing,and layout simulation.simulation results show that the drive protection circuit is functional,based on The Global Foundry 0.35?m analog process completes the circuit design of the folded-interpolation ADC and the layout of some modules.When the sampling frequency is 250MHz and the input signal is a 3.17MHz sine signal,the dynamic test result is SNDR=46.56dB,ENOB=7.44 bits,and SDR=41.1dB.
