With the advent of the era of artificial intelligence,large scale integrated circuits have also entered a high-speed development stage.However,the size and performance of the integrated circuits are about to reach the limit when the size of the transistor is narrowing.Therefore,the development of new electronic components is becoming more and more important.Memristor is a kind of nonlinear resistance with memory function.It has the characteristics of small size,simple structure,easy integration,low power consumption and good compatibility with the CMOS process.Therefore,memristor is one of the ideal devices to replace transistors.Logic gate circuit is the most basic logic element in digital circuits.Therefore,it is of great theoretical and practical value to design logic gates based on the CMOS memristor hybrid circuit(MeMOS)cell.Based on the research at home and abroad,the thesis first introduces the model,working principle and ?-? characteristic curve of memristor.Then,based on the resistive switching effect and resistive characteristic,a logic gate design method based on MeMOS cell circuit is proposed.The feasibility and correctness of the proposed method are further confirmed by theoretical analysis and simulation experiments.Next,this thesis introduces a series of basic logic gates and compound logic gates based on MeMOS cell design,and compares them with traditional logic gates.On this basis,this thesis analyzes the cascade and multiple input extensions of the logic circuit,and designs an algorithm based on Shannon expression to express the circuit of any input combinational logic function This thesis also designs a new full adder based on MeMOS cell,and verifies its correctness by Hspice simulation software,and compares it with the existing logic circuit,which shows the advantages of the design method of the logic circuit.Finally,all the new logic gates are integrated into the 45nm standard technology library,Based on this new technology library,the logic comprehensive application of the circuit is carried out by using the DC tool.The experimental results show that the new logic gates have obvious advantages over the number of transistors,area overhead and power consumption,compared with the logic gates designed by traditional logic gates and other methods.
