As the core component of power electronics field,semiconductor power devices play an increasingly important role on the field of power conversion and new energy development.Among them,the insulated gate bipolar transistor(IGBT)has become a widely used full controlled power electronic devices in nation's current industrial,transportation,lighting,medical and other fields since it emerged in 1980 s by its characteristics of unique structure,simple MOSFET power drive and BJT's high current density etc.As an important auxiliary tool in the development and application process,IGBT device model is a hotspot in this field.A precise IGBT model can accurately assesses the dynamic and static characteristics of IGBT devices.So it can save time and cost for the development and application of IGBT.Therefore,the study of IGBT device model has great practical significance.Firstly,this paper introduces the development process of semiconductor power devices and IGBT,including the domestic and overseas development and application of IGBT.Baesd on its structure characteristics,this paper demonstrates the working principle of IGBT from the static and dynamic characteristics,lays a theoretical foundation for the establishment of IGBT model.After the brief introduction of Pspice simulation software,based on the simulation platform,the Trench-FS(Type-Stop)IGBT KWBW25N120S1E2 is taken as the object of study.According to the structure and process parameters of the device,The model parameters are established based on the Pspice IGBT model.The static characteristics of the model are verified by testing the output characteristics and transfer characteristic curves of the IGBT model.Through the double pulse test,the dynamic parameters such as turn-on delay,rise time and falling time and turn-off delay are obtained.By comparing these parameters with the measured data,the feasibility of the model is verified.Finally,this paper builds the ZX7-250 inverter welding machine simulation test circuit on the Pspice simulation software platform,and applies the model to the practical circuit simulation test,which further validates the rationality and reliability of the IGBT model.
