Terahertz technology plays an important role in electronic countermeasure, broadband communication, medical imaging, astronomy, security monitoring and many other fields. Currently, the development of terahertz system is mainly limited by the lack of high sensitive detector and effective source, therefore, the development of terahertz frequency source is one of the most important issues. Among all the methods have been used to generate terahertz radiation, terahertz solid source based on semiconductor plays an important role in the field of terahertz radiation for its excellent features such as room temperature, continuous wave, high frequency spectrum purity, simple structure, small volume, low cost and high reliability.This subject researches the terahertz frequency multiplier, on the basis of deep understanding and grasping the principle of multiplier, especially researches the 190 GHz tripler. The circuit substrate was made by 50 um quartz, several kinds of terahertz schottky diodes were used as core components, parallel and anti-parallel structure was introduced to realize the multiplier. The design was simulated by the combination of the finite element simulation of HFSS and the harmonic balance simulation of ADS. The input and output probe transition, input CMRC low-pass filter, input and output matching network, DC bias circuit and the whole circuit was optimized to achieve higher output power and frequency tripling efficiency.Experiment results show that the conversion efficiency of the parallel 190 GHz tripler based on DBES105 a diodes is more than 1.3% in the range of 180-210 GHz, the maximum efficiency is 1.64% and the maximum output power is 1mW. The conversion efficiency of the anti-parallel 190 GHz tripler based on the DBES105 a diode is more than 0.6% in the range of 159-177 GHz, the maximum efficiency is 1.29% and the maximum output power is 0.95 mW. The conversion efficiency of the 190 GHz tripler based on the diode made by CETC-13 is more than 0.6% in the range of 165-210 GHz, the maximum efficiency is 1% and the maximum output power is 0.057 mW. The simulation results of the 190 GHz tripler based on the RAL capacitive diode show that the conversion efficiency is more than 15% in the range of 186-192 GHz, the maximum efficiency is 25% and the maximum output power is 20 mW.The achievements of this dissertation provide the local oscillator for a 380 GHz subharmonic mixer of a pre-research project and leave some experience for subsequent development of higher frequency multiplier and the monolithic integrated circuit.
