Millimeter wave technology acts an important role in the military electronic field. It is difficult for us to import millimeter wave modules and equipments from the foreign countries, so the development of millimeter wave technology shows great importance to our national defense.The 3 millimeter-wave single diode frequency doubler is developed in this dissertation. The mission of the frequency doubler is converting an input signal of 46.72GHz to an output signal with frequency of 93.44GHz. The output power is very important.The key component is a varactor in the frequency doubler. In the design of the 3-millimeter-wave diode frequency doubler, the circuit is realized by the micro-strip line. The input signal pass through the low-pass filter (LPF) which is designed to stop the subharmonic frequency returning the input circuit and the matching circuit to stimulate the varactor. The secondary harmonic signal produced by the varactor gets across the output matching circuit and comes out through the standard rectangular wave-guideThe iuput matching circuit is equivalent open for the input signal and short for the harmonic signals. Also the output matching circuit is equivalent short for the input signal and open for the harmonic signals.The input filter is designed by chebyshev function. Considering the arts and crafts, the high impendence is 90Ωand the low impendence is 20Ω. Establish the model in HFSS, the simulating results are S21=-0.38 dB at 47GHz and S21=-32dB at 60GHz.The characteristic parameters of the equivalent model are got by the varator's C/V curve and other parameters. The frequency douler is designed in ADS by the characteristic parameters and simulated by the harmonic balance method. Then the matching circuits is designed by the input and output impendences.The probe conversion from miro-strip line to the rectangular wave-guide is used in output. The simulating results are S21=-0.19 dB and the VSWR=1.2 in HFSS.Finally, the input filter, the varactor, the input and output matching circuit and the output conversion are simulated associatly and optimized. By the test and Calculation, the output power is -3dBm at 93.44GHz.
