Solid-state microwave power devices are widely used because of splendid features.They are not only important in the process of promoting the miniaturization of various electronic equipment,but also opened up new fields in the fields of military and civilian instruments,signal and image processing,and measurement equipment development.Direction of development.Measuring the DC parameters that reflect the actual performance of the device is necessary to confirm if the solid-state microwave power device can operate stably and reliably in the actual working environment.In view of the current research status of DC parameter measurement of solid-state microwave power devices,this thesis studys on solid-state microwave power device DC parameter measurement technology from four aspects: pinch-off voltage,gate-source leakage current,saturation leakage current and transconductance.Based on the actual requirements of DC parameter measurement,a DC parameter measurement system of solid-state microwave power device is designed in this essay.A grid bipolar voltage source and a drain voltage and current source are developed,and a highvoltage voltage source is purchased to form a measuring power module,so as to provide the measurement conditions required for DC parameter measurement and simulate the working environment of solid-state microwave power devices in actual work.A coaxial measuring fixture for DC parameters is developed.The measuring fixture is the carrier connecting the measured device with the measuring source,which solves the measurement difficulties caused by the different packages of solid-state microwave power devices.In order to calculate specific DC parameters t a drain-source current measuring unit is developed to measure the drain-source current between the drain and the source.The software of DC parameter measurement system for solid-state microwave power devices is developed.The software could realize equipment connection,function debugging,parameter measurement,data processing and listing.Under the guidance of the national calibration standard,the effect of DC parameter measurement system for solid-state microwave power devices is analyzed and the measurement uncertainty is evaluated.The accuracy of measurement results is proved to meets the requirements of the project.The DC parameter measurement system of solid-state microwave power device designed by the text innovatively realizes the miniaturization of the measurement system equipment,improves the DC parameter measurement method,increases the BIAS TEE device to simulate the working environment of solid-state microwave power device in the measurement process,and reduces the interference of the measurement source and acquisition equipment to the measurement process.The measurement system could automatically measure the DC parameters of the device under test,which could get higher efficiency and more precise measureing results compared with manual measurement.Through uncertainty evaluation the accuracy of the results is verified to have good practical value.
