Memristor is a new type of two-port component,which describes the relationship between flux and charge,filling the gaps in the relationship between the four basic circuit variables.Since the physical realization of the memristor in 2008,the memristor has played an important role in many fields such as digital logic circuits,chaotic circuits,neural networks,and memory.Through research,it is believed that the area and power consumption of digital logic circuits can be effectively reduced by using memristors instead of CMOS.At the same time,the memristor can not only store logic information,but also perform logic operations simultaneously.With this characteristic of the memristor,the storage and processing of data can be carried out in one device,which can significantly reduce the time and power consumption required for data transmission.As a kind of multi-valued logic,ternary logic has many advantages such as a single signal line with higher information carrying capacity,stronger circuit operation capability,and lower circuit complexity.As a multi-valued memristor,the ternary memristor has three different resistance states,which can correspond to the logic "0",logic "1" and logic "2" in the ternary logic.Therefore,using it to implement ternary logic has feasibility and certain advantages.Therefore,it is of great significance to model the ternary memristor and complete the operation of the ternary logic through the ternary memristor.The main research contents and innovations of this article are as follows:(1)A behavior model of a threshold-type binary memristor is proposed,and the corresponding SPICE model is also designed,and the effectiveness of the model is proved by simulation.In addition,in order to further verify the feasibility of this model in digital logic circuits,the SPICE model was used to complete IMPLY,MRL and MAGIC circuits,and the correctness of these circuits was verified by LTSpice simulation.(2)The proposed binary memristor model is extended to a threshold-type ternary memristor behavior model,also the corresponding SPICE model is designed.And the principle and various characteristics of the model are analyzed with the parameters in the model as the object.Finally,a basic logic gate circuit based on the ternary memristor with the memristance as ths logic variable is designed,including the ternary AND gate,OR gate,and three NOT,and the effectiveness of these logic gate circuits is verified by simulation.(3)The circuit design of the ternary OR gate and the ternary NOT gate is expanded.And a memristor crossbar based on the ternary memristor SPICE model is designed,in which ternary OR gates and STIs and some of their extended basic logic gate circuits are implemented.Based on the above-mentioned basic logic gate circuit,a ternary NAND gate,NOR gate,XOR gate,and XOR gate are implemented in the memristor crossbar by cascading.Finally,the validity of these digital logic circuits is verified through LTSpice simulation.
