With the rapid development of the power electronics industry,insulated-gate bipolar transistor(IGBT)has quickly become a research hotspot.In recent years,IGBT is developing in the direction of power integration,and has been widely used in various fields.However,various failures inevitably occur during the manufacturing,transportation,assembly,and use of IGBTs.If these failures can be detected early before or during use,certain losses can be recovered.Therefore,it is necessary to study the fault detection technology of IGBT.Based on summarizing IGBT detection technology at home and abroad,this paper studies a set of IGBT fault detection systems.This system includes three IGBT fault detection methods from offline fault detection to online fault detection,and is verified by prototype testing and simulation experiments.The main research work of this article is as follows:First,the offline fault detection method research based on double pulse test is completed.The main failure modes of IGBT are analyzed,a test plan from the dynamic parameters of IGBT id put forward,the test principle is analyzed,a test system on this basis is designed,a large number of tests on a specific type of IGBT module in the system are conducted,and the law of the influence of each physical quantity on the switching characteristics of IGBT is summarized,and thus provides reference for fault detection.Secondly,an offline fault detection method based on the current consumption of the drive is studied.Through research on the structure,protection and power consumption of IGBT driver,a method of detecting the current consumption of the driver is proposed to detect whether there is a fault in the drive circuit.For the SKIIP intelligent power module,a set of fault detection devices is designed from the hardware and software levels.The application test shows the detection effect and summarizes the fault judgment basis.Again,an online fault diagnosis method for open circuit fault of inverter power tube based on current detection is studied.By studying the causes of open-circuit faults,the types of open-circuit faults in the inverter power tube are analyzed,a method of using the vector characteristics of the three-phase current for fault identification and using the unitary mean value method for fault location is studied,the rules of fault diagnosis is summarized,the feasibility and reliability of the diagnosis method in the case of single-tube failure and three types of double-tube failure is verified bysimulation.Finally,the research process of the three detection methods in the IGBT fault detection system designed in this paper is summarized,the advantages and disadvantages of the three methods and the detection effect of the entire system are analyzed,and the direction of subsequent research is proposed.This article has a total of 84 figures,10 tables,and 48 references.
