With the development of phased array radar,the realization of phased array radar with more compact and longer detection distance is also possible due to the development of microwave monolithic integrated circuit(MMIC).The 6~18 GHz wideband limiter low nosie amplifier designed in this paper is an important part of the receiving end of the T/R component of the phased radar core component.It is performance will directly affect the detection range of the phased array radar.Firstly,this paper expounds the development history and research status of phased array radar and limiter low noise amplifer at home and abroad.Next,analyze the relevant theoretical knowledge and damage mechanism of the limiter low noise amplifier.Second,according to the needs of the subject project,the ADS(Advanced Design System)is used to perform electromagnetic co-simulation of the schematic and layout to design the limiter low noise amplifier in terms of power,bandwidth,stability and reliability and tape out.Finally,the chip was tested for S parameter,noise,output power,and power capacity based on the test system of RF probe station,vector network analyzer,noise figure anayler,microwave power meter et al.The main work and result of this paper are as follows:(1)Analyze the basic principle of the limiter low noise amplifier,and analyze the principle and damage of PIN and PHEMT of the core components of the limiter low noise amplifier,to ensure the realization of the limiter low noise amplifier with high power capacity.(2)An electromagnetic co-simulation platform based on schematic and layout of ADS is established to improve the reliability of simulation results,and design from the aspects of PIN,p HEMT,stability and bandwidth to realize a broadband limiter low noise amplifier.(3)The improved temperature compensated active bias not only improves the robustness of the limiter low noise amplifier,but also weakens the impact of external ambient temperature changes on the amplifier,and use ESD(Electro-Static Discharge)circuit to block the static electricity threat from the outside.(4)The 6~18 GHz wideband limiter low noise amplifier is based on improved RLC negative feedback and improved active bias implementation,and has been tested and verified by a complete test system.Test results show that at working range of 6~18 GHz,the gain of chip greater than 26 d B,the noise figure less than 2.4 d B,the power larger than 43 d Bm,and at a temperature of-55~125 ℃ change the gain fluctuation of less than 1 d B.The comprehensive performance index of limiter low noise amplifier is at the leading level of similar achievements at home and abroad,laying a solid foundation for miniaturized high-power phased array radar.
