Millimeter wave technology has become a research hotspot across the world.With the maturation of wireless radio frequency communication technology,the wireless transmission rate is getting higher and higher.Millimeter wave technology can realize ultra-high-speed wireless data transmission by increasing the spectrum bandwidth,and thus become one of the key technologies in 5G communication technology.This also requires that the millimeter-wave clock generation circuit can provide a more accurate clock signal,that is,it is required to design a high-performance frequency source circuit applied to the millimeter wave band.Based on the 0.13?m SiGe BiCMOS process,this project designs a 100 MHz Phase Frequency Detector(PFD)and a Charge Pump(CP)circuit for ultra-wideband millimeter wave frequency source.This thesis firstly presents the nonlinearity PFD based on the TSPC D flip-flop and symmetric NOR gates.Compared with linear PFD circuit,nonlinear PFD circuit structure is more simple,when the phase difference is greater than ±?,nonlinear PFD can maintain a constant output,greatly reducing the locking time.At the same time,trade-offs between dead zones and blind spots increase the scope of PFD.In addition,the CP circuit based on the low-dropout current mirror structure is also presented in this thesis.The MOS transistors in the core circuit are all in the linear resistance region.The high gain and voltage clamping of the rail-to-rail op amp reduce the current mismatch and increase the output voltage range.Using circuit duplication and voltage clamping,the charge and discharge currents are accurately matched,and the voltage reference and the current source circuit are separately designed,and no external reference current is needed.Post-simulation of the circuit with 3.3V power supply,TT/SS/FF corners and-55/27/125°C combination,the worst results showed that the PFD's phase detection range was(-1.95?,1.95?)and the CP charge and discharge current was 95.7~101.3?A,the quiescent current mismatch is less than 0.1%,and the current-matching output voltage range is 0.4~3.05 V.When the input signal is in the same phase with the same frequency,the total operating current of the PFD and CP is 2.27 mA.The performance of the PFD and CP circuit designed this time meets the requirements of the ultra-wideband millimeter wave frequency source,and is of great significance to the design of the millimeter-wave frequency source in the future.
