With the development of wireless technologies,a variety of communication standards have emerged and they have different regulations for the operating frequency of radio frequency transceiver systems.In addition,since the updating of communication standards,there are different requirements for the frequency band of transceiver system even of the same series.Furthermore,the allocation of wireless spectrum to communication systems varies from country to country.In order to make wireless devices more and more availability and convenience,the demand for RF transceiver terminals which compatibility with multi-standard,multi-band is increasing.Low noise amplifier is located at the front end of receiving system,determining the frequency range and the sensitivity of the system.Therefore,the low noise amplifier,which can achieve multi-band,multi-mode operation while considering the chip area,cost,and power dissipation,etc.,has become a hot topic.In this thesis,based on 0.25μm pHEMT technology,multi-band multi-mode low noise amplifiers are studied.The main work is as follows:A path reconfigurable multi-band multi-mode LNA architecture is proposed.The architecture is suitable for multi-stage amplifiers.The inter-stage single-pole,double-throw switch is used to realize the reconfiguration of the signal path.A reconfigurable output matching network is also used in LNA.Based on path reconfigurable,an X/Ku dual-band dual-mode low noise amplifier has been designed.Co-simulation shows that the noise figure of proposed LNA is less than 2.3dB in X-band mode and less than 3d B in Ku-band mode.An input-stage reconfigurable multi-band multi-mode LNA architecture is proposed,which is suitable for single-stage amplifiers,and cascades a single-pole double-throw switch between common-source and common-gate transistors.The switch realizes input-stage reconfiguration while controlling the DC bias.Based on input-stage reconfigurable,two input-stage reconfigurable low noise amplifiers have been designed.(1)The amplifier is suitable for wireless local area networks and is compatible with IEEE802.11a/b/n.Co-simulation shows that the noise figure of proposed LNA is less than 1.1dB in both 2.4G and 5G mode.(2)The amplifier is suitable for the X/Ku band,by means of two-stage amplification and wideband output matching.Co-simulation shows that in X-band and Ku-band mode,noise figure of the LNA is below 2.2dB and 3.1dB,respectively.According to the measure result,the path reconfigurable X/Ku band LNA has grate gain and noise performance.The LNA gain can achieve 18 dB and noise figure is less than 2.8dB in X-band mode,and can achieve 20 d B gain,2.8dB noise figure in Ku-band mode.In general,the measured S-parameters of the input-stage reconfigurable WLAN LNA are similar to simulated.
