With the rapid development of aerospace systems and microelectronics technologies,aerospace products is demanding for the reliability of chips operating in a radiation environment higher and higher.The standard cell library is the basis of chip design.It provides complete support for all stages of the entire chip design process,and standard cell library for rugged design to ensure that the reliability of the standard cell has a direct impact on the integrated circuit.This article adopts SMIC0.18μm craft,strengthens the D flip-flop in the standard unit and builds the library.First,this article analyzes the radiation effects and commonly used reinforcement methods.Then,for single-event inversion,single-particle latchup,and total dose effects,different types of 30-type D flip-flops,such as D flip-flops with zero-cleared or set-ended,different driving capabilities in standard cells are reinforcing designed in both the circuit and layout.For the single-event flipping effect,by analyzing the characteristics of the DICE structure,the DICE structure is adopted on the circuit to design a radiation-hardened master-slave type D flip-flop,and in order to meet the low power consumption requirement of the D flip-flop in the standard cell library,the DICE The clock control was added to the structure;the design was strengthened by increasing the DICE structure sensitive node distance on the layout.For the latch-up effect and total dose effect of single-particles,by analyzing commonly used reinforcement methods,this article uses the method of adding protection rings on the layout to reinforce,and designs the layout according to SMIC 0.18μm process standard cell layout design rules.Completed the hardened design of all D flip-flops and conducted a radiation simulation.Then the layout physical information was extracted,and a new layout and wiring library file was written.By studying the extraction method of logic information,logic information was extracted,and a new logic information library file was written.The establishment of a standard cell library for radiation resistance was completed.Finally,a logic synthesis verification is performed on the designed standard cell library,and automatic layout and wiring verification is performed,which verifies that the radiation-proof reinforcement unit can be recognized and used by the digital circuit design tool.
