| With the rapid development of China’s space industry,spacecraft,satellite and other electronic equipment in the space radiation environment will make the device "failure",which is putted forward to urgent needs with integrated radiation hardened circuit,digital integrated circuit design is based on standard cell library design,thus digital radiation hardened standard cell library design is the key of digital integrated circuit design against radiation.Therefore,it is of great significance to study the radiation hardened standard cell library which can shield space radiation,Based on this background,the radiation hardened standard cell library is designed.The main work of this paper is as follows:1.This paper introduced the building process of standard cell library,the theory of cell design,the composition principle of typical cells,and the rules for drawing layout.2.The standard cell was strengthened against radiation.For SET(Single Event Transient,SET),the time-domain redundant C_element method was adopted;DICE(Dual Interlocked Storage Cell,DICE)and TMR(Triple Modular Redundancy,TMR)structures were used to combat SEU(Single Event Upset,SEU);And these methods of hardened are simulated to confirm their radiation hardened effect.In order to reduce the probability of being hit by charge,the sensitive nodes were far away from each other in layout design.3.In order to verify the cell library of timing information,optimize the test circuit.measuring setup/hold time by adjusting the delay time when making D and CK relative delay difference approximation to setting up/holding time gradually,and the number of the delay unit should be controlled by switch,one switch would be added when one delay unit be switched in.the switch will introduce additional delay,make the measurement result was not accurate.Therefore,optimize the measuring circuit,a device compensation method was proposed to compensate for the extra delay,so as to make the setting up/holding time of measurement more accurate.4.In order to make the radiation hardened standard cell library enable to seamlessly connect with the EDA of Cadence,Synopsys and other companies,support the design process of mainstream integrated circuits,conduct characterization and physical information extraction,and the timing information library and physical information library were exported.Using ICC tools to verify the placing and routingof the timing information library and physical information library.The innovation points of this paper are as follows:1.For the delay of the inverter,the measuring circuit of the ring oscillator was used for measuring.The introduction of some external factors such as the probe would cause a large measuring error when the measuring data was read.So on this basis,the measuring circuit had been optimized to compensate for these additional error factors introduced by the differential method.2.For the D flip-flop setup hold time,its measurement circuit adopts the method of gradually approaching the relative delay difference between D and CK.On this basis,the method of device compensation was proposed to optimize the measuring circuit,which improved the measurement accuracy. |
