With the development of space industry,integrated circuits are increasingly used in spacecraft.Spacecraft in the radiation environment,vulnerable to the impact of radiation particles produce radiation effects,high reliability of the circuit is particularly important.The manufacturing process of the integrated circuit is developing rapidly,and the transistor characteristic size becomes smaller,so that the probability of the single particle effect becomes larger.In order to ensure that the integrated circuit can work properly,the storage circuit for anti-radiation reinforcement is necessary.In this paper,a high reliability and low cost SETTOFF(Soft Error and Timing error Tolerant Flip-Flop)structure D flip-flop is chosen as the research object.The circuit is analyzed in detail,and the circuit simulation and analysis are carried out under SMIC65 nm process.For the shortcomings of the overhead of the flip detector in the SETTOFF,improvements have been made.The simulation of the improved circuit SETTOFF-M(Soft Error and Timing error TOlerant Flip-Flop Modified)is made in the same simulation environment,and the results are compared with those before the improvement.SETTOFF-M structural area and power consumption is smaller,faster error correction.The well electrode method and the charge collection reinforcement method are selected to improve the layout of the circuit before and after the improvement.Draw the circuit layout of the SETTOFF structure and the SETTOFF-M structure according to the standard cell specifications.The TCAD simulation and analysis of the charge collection enhancement technique used in the reinforcement of the layout are made,and it is effective.On the basis of the work has been completed,the physical information and timing logic information extraction,and the generated physical information files and logical information files to verify the completion of the SETTOFF structure and SETTOFF-M structure standard library unit establishment.
