This thesis is oriented future 5G communication of prophetic frequency 6-7GHz,and we design two voltage-controlled oscillators(VCO)based on TSMC 0.13 ?m CMOS 1P8M and IBM 8HP SiGe HBT process respectively which can cover the 12-14GHz continuously.And the proposed VCOs can cover the 6-7GHz when they are applied to the frequency synthesizers system which adopting the divider and quadrated outputs.Firstly,the thesis analyses the basic principles of VCOs,and introduces the specs and analytical methods of the VCOs,and presented three kinds of widely used VCOs,and analyzes the mathematical model of the VCO,and introduces the relationship between phase noise and jitter.Secondly,an introduction and comparison of the two semiconductor process adopted in this design is given in the thesis.Passive components especially the on-chip spiral inductor and varactor are the key part of for VCO,so the choice and simulation methods are introduced in detail.Thirdly,three popular VCO topologies are given in this thesis,and all-NMOS LC VCO structure was chosen in CMOS process design,and hybrid LC VCO which added a cross coupled HBT pair to the resonated tank is adopted in SiGe HBT process design.And procedures of VCO design including inductors choice,cross coupled transistors,discrete tuning,varactors simulation,tail current source,output buffer and phase noise optimization is presented detailed in the thesis.And then the thesis introduces several general principles in the design of the layout of radio frequency circuit layout,and also presents some details which need to be taken into special consideration in VCO layout design.Then the thesis analyzed the post simulation of the two VCOs,and the test scheme of VCO is also presented.Lastly,the CMOS VCO test results are given in the thesis.For the VCO used the TSMC 0.13 ?m CMOS process,test results shows that,tuning range can cover the 11.6GHz to 14.83GHz continuously,and KVCO is less than 270MHz/V,and supply voltage is 1.2V,and current consumption of core circuit is 10.48mA,and phase noise is less than-110dBc/Hz,output power is-6.81dBm and phase noise is-110.69dBc/Hz@1MHz at the highest frequency 14.83GHz.For the VCO used IBM 8HP SiGe HBT process,the post simulation shows that,tuning range can cover the 12.4GHz to 16.9GHz continuously,and KVCO is less than 375MHz/V,and supply voltage is 1.2V,and current consumption of core circuit is 10.22mA,and phase noise is less than-10OdBc/Hz in the whole tuning range,phase noise is less than-103.8dBc/Hz in the lowest frequency band,and less than-100dBc/Hz@1MHz in the highest frequency band.
