T/R module is the core of active phased array radar technology,its main function is to amplify,shift phase and attenuate the microwave signal according to the external control signal.The power amplifier is a key component of T/R module,the design of multi-band reconfigurable high-efficiency and high-power power amplifier is of great significance to reduce power consumption,improve system stability and lowen system cost.Firstly,the basic performance parameters of power amplifier,classification,impedance matching networks are introduced in this paper.Then the L/S dual-band and L/S/C three-band reconfigurable RF power amplifiers are studied respectively,these two kinds of power amplifiers are designed.The main work of this paper is as follows:(1)L/S dual-band adopts common source amplifier circuit cascaded with Class E power amplifier to amplify the power.Class E power amplifier can realize higher efficiency,the CMOS transmission gate is used as a reconfigurable device,the input and output are all reconfigurable structures to achieve the slection of two bands.(2)L/S/C tri-band adopts a self-biased cascode amplifier circuit cascaded with a Class AB amplifier.The first stage is mainly used to provide higher gain,the second stage used for power amplification.It is considered the combination of the output impedance matching and filter circuit,the reconfigurable device is employed to achieve the purpose of thri-band reconfigurable.It achieves a good tradeoff between efficiency,linearity and output power.Secondly,the above two kinds of reconfigurable power amplifiers are designed and simulated based on the SMIC CMOS process in this paper.The simulation results show that the two multi-band reconfigurable power amplifiers meet the requirements of the output power,efficiency,linearity and other parameters.In the L/S band circuit,the maximum output power is of 33.5dBm,1dB compression point of 31 dBm,power added efficiency of 55%.In the L/S/C band circuit,the maximum output power is of 31 dBm,1dB compression point of 28.7dBm,power added efficiency of 33.45%.Finally,layout designing,parasitic parameters extraction and post-simulation of the two structures which are 1.8×1.5mm2 and 1.4×1.0mm2 respectively are completed.The post-simulation results basically meet the design requirements.
