The high power IGBT module is widely used in traction applications due to its so good reliability that can meet the needs of sustaining the bad working conditions during traction. Compared to the low power IGBT, modeling the high power IGBT module accurately is much harder because of the complicated parameters and there is not a common accurate model in IGBT manufacturers and academic fields until now. But from the point of using high power IGBT modules, establishing a circuit model of high power IGBT module that can embodies the dynamic characteristics of high power IGBT modules also has practical significance.This thesis is based on modeling and characteristic research of high power IGBTs applied in traction.IGBT parameters and test methods are introduced, the parameter differences between IGBT manufacturers and international standards may lead to the wrong result when comparing different IGBTs. Double pulse test is preferred to test the IGBTs at the same condition.A circuit model for the high power IGBT module is established and influences of gate resistor RG and gate capacitance CGE when IGBT turning on and off are analysed with the model. The method to choose gate resistor RG and gate capacitance CGE is introduced.A method in calculating IGBT module power loss in traction converters using MATLAB/Simulink and IGBT data sheets is proposed and programmed in MATLAB/GUI. The accuracy of the method is verified by comparing the loss calculating results in Fuji IGBT Simulator.At last, modeling method, loss characteristic and control methods of RC-IGBT module are analysed. Experimental results show that the RC-IGBT module has less power loss compared to the conventional high power IGBT module. Control methods for the traction converter used RC-IGBT modules that can work well are designed.
