As the key device of power electronic converter in the field of new energy,the long-term safe and reliable operation of IGBT power module under operating conditions is very important to the stability and health of the whole system.Therefore,the reliability evaluation and life prediction of IGBT power module can be realized by on-line monitoring the relevant parameters of IGBT power module in real time and accurately.When the module health condition drops or the service life is about to expire,timely feedback information and protective measures can be taken to avoid some unnecessary safety accidents and property losses.This paper introduces the research status and development status of IGBT power module failure mechanism and life prediction at home and abroad.Based on the analysis of IGBT on-line monitoring parameters,the power loss,electric heating model,life prediction and on-line monitoring are studied.Firstly,the basic structure,working principle,operating characteristics and module packaging design of IGBT are described and analyzed,and the failure factors and failure modes of IGBT are analyzed and summarized.It is concluded that the reliability of the device is closely related to the junction temperature in operation.Secondly,because it is difficult to measure the junction temperature directly and accurately,an electric heating model is built in Simulink to simulate the junction temperature parameters after analyzing the power loss and thermal model of the module.At the same time,simulation is carried out by means of tools provided by the device manufacturer.The two simulation results are compared and verified.Thirdly,according to the relationship between the temperature parameter and the life of the device,the cycle number of the device failure is predicted preliminarily by analyzing and comparing the results of several life prediction models.Finally,on the basis of analyzing the monitoring parameters such as voltage,current,temperature,power consumption,life and so on in the working process of IGBT module,the on-line status monitoring system is designed through MATLAB GUI graphical user interface to realize data analysis and processing.Through the analysis and research of these parts,the on-line monitoring of IGBT module health status in work is realized.The reliability evaluation and life prediction are studied preliminarily.
