T/R module is a key component of broadband solid state active phased array warfare system, and is the research frontier and hot technology worldwide. A variable gain amplifier is developed here, and acts as the significant part of the receive channel of T/R module while it determines the sensitivity of the receiver.For A practical T/R module, three challenges must overcome: 1)12×12×2mm3 dimensions to achieve amplification, 6Bit attenuation control functions; 2)the production batch consistency of the phase and amplitude; 3) high volume manufacturing efficiency. This paper focuses on developing key technologies to solve the above, carried out a systematic study of the following:1) multi-chip module technology(MCM) program as the basic system design, selection of microwave monolithic integrated circuit(MMIC) bare chip as the core functional components and high-precision thin-film ceramic circuit board to achieve a high density integrated product design. Following the simulation analysis of gain, VSWR, noise performance of the circuit, physical layer out of the amplifier is carried out. In the assembly scheme, in order to ensure the realization of the product, the key performances of the die bonding and wire bonding process are given.2) To achieve the product requirement of phase and amplitude conformity, high level of quality, productivity, product assembly and testing technology are developed. Two key technologies of automatic assembly: automatic die bonding and automatic wire bonding are thorough studied to determine the complete process conditions to meet the microwave MCM. High yield automatic test system is also developed based GPIB bus.3) In a pilot run the results show that the amplifier designed can well meets the prescribed technical specifications, automated assembly and test systems developed can well meet the quality and productivity requirement.This study solved the issues in engineering applications of MCM in microwave components in the factory, forming a circuit, structure, process, and test integrated design model and laid a solid foundation to further advanced microwave MCM.
