With the development of microwave communication technology and widely used,the demands for miniaturization and reliability of communication system are higherand higher. Due to its small size, light quality, good capability and reliability and cheapin large quantities, Monolithic Microwave Integrated Circuit (MMIC) is the bestchoice of military and civil communication system. This paper mainly researches theMMIC broadband amplifier, gives the theory, methods and simulation process ofMMIC medium power broadband amplifier.Firstly, the paper introduces the development background of MMIC and the researchtrends at home and abroad of MMIC broadband amplifier based on differenttechnology. Then introduces passive components and active compinent model ofPHEMT which been used in the design.Secondly, the paper researches the basic principle of broadband amplifier, lists themain design parameters, and describes some techniques of how to make the band wider,and then explain6kinds of techniques of DC bias injection.Next, starting from the design objective, the paper puts forward a feasible circuittopology, then use the0.15μm Power PHEMT process line of one MMIC corporation,in Agilent ADS, design a6~20GHz broadband MMIC medium power amplifierstep-by-step, The amplifier has two stages, gate width of the two are4×75μm, With asingle5-volt DC power supply, each stage works at class-A operation, self-biasing andnegative feedback.When at the step of layout simulation and optimization, combined with thesimulation records, some methods are summed up, then the paper summarizes thepoints where need to be paid attention, at last show the final simulation results.14.5±0.15dB small signal gain, and input and output VSWRs are less than1.7over6~20GHz, the output power at1dB gain compression are more than17dBm, whichachieves the requirement.
