Monolithic microwave integrated circuit (MMIC) because of its advantage of smallsize, light mass, high reliability and excellent reproducibility, finds use in various ofsystems in military and civil, improves system's performance.As a important component transmit/receive (T/R) module of phased array radar, thedigital phase shifter has already developed to MMIC digital phase shifte end toend.However, for phased array radar's signficant usage in military field,the MMICtechnology developed country such as USA and Japan make rigid limitation on export ofMMIC technology and circuits to our country.Recently, Although we made great efforts onresearch and development of MMIC circuit chips,becauce of too much limitation onMMIC research and our lagging technology level,the performance of MMIC chips can'tmeet the application requirement, either can phase shfter.So it has great practicalsignificance to research on MMIC digital phase shifter and develop MMIC technology.In the paper, firstly we analyzed MMIC passive device and active device,then wereseached various phase shifter circuit forms,on the basis of theory analysis of phaseshifter, we selected suitable forms ,and we used ADS design software to design X-band6-bits digital phase shifter.The X band MMIC digital phase shifter uses a standard commercial 0.25um PHEMTprocess from UMS.We designs the MMIC with ADS UMS 0.25 PHEMT process DesignKit, and we gets the result:in the working frequency bandwidth 8.5~10.5GHz, the phaseshifter's root mean square (RMS) phase shifter is less than 5°,the input voltage standingwave ratio (VSWR) is less than 2,the output (VSWR) is less than 1.7,the insertion loss (IL)is 5.5±1.5dB,the performance has met the design specification.
