Phase shifter is the core of T/R module.In recent years,miniaturization,ultra wideband,high performance phase shifter has been widely concerned.With the severe international situation,developed countries have put forward a series of high-end core technology embargo policies including RF chips to China.For a long time,the development of domestic phase shifter technology has always been limited by developed countries.In response to the needs of electronic countermeasure systems for specific frequencies(C-band(4-8GHz),X-band(8-12GHz),and Ku-band(12-18GHz)),it is of great significance to carry out research on high-performance ultra-wideband digital phase shifter chips.The main research focus of this paper is the design of ultra-wideband MMIC digital phase shifter in the frequency range of 6-18 GHz.In response to the design requirements of ultra-wideband digital phase shifters,starting from theoretical analysis and device parametric modeling,simulation analysis is carried out for passive components such as switching tubes and resistors.According to the advantages and disadvantages of phase shifters of different structures,combined with design index requirements,the circuit topologies of various phase shifting units are determined.The structure and main influencing parameters of the Lange directional coupler are introduced in detail.The ultra-wideband Lange coupler is designed based on the ED25 process,and the topology unit of the ultra-wideband 0/90 deg digital phase shifter is designed based on the Lange coupler;the spiral Marchand Balun is analyzed in detail Structural features,Deduced the ideal Balun working conditions,designed the 6-18 GHz ultra-wideband transformer Balun structure,and combined with the single-pole double-throw switch network,the 0/180 deg phase shifter that exhibits ultra-wideband has been designed,and it can work in the frequency ranged from 6GHz to 18GHz;The all-pass network,embedded switch network,and reflective phase shifting network have been used to design the main phase shifting unit of the 6-bits digital phase shifter.Through inter-stage matching,the cascade of the 6-bits digital phase shifter has been arranged and combined,and the optimization and adjustment have been achieved.The circuit structure of the broadband 6-bits digital phase shifter,the results of S parameter simulation show that it has good electrical performance in the frequency ranged from6 GHz to 18 GHz.Combined with the specific design rules,the layout and wiring of the phase shifter circuit are designed at great length.The simulation results of three kinds of phase shifters show that the designed 0/90 deg digital phase shifter and 0/180 deg digital phase shifter have good electrical performance and meet the design requirements.The size of the 0/90 deg digital phase shifter chip is 3mm ×0.8mm×0.1mm;the size of the0/180 deg digital phase shifter chip is: 1mm×0.8mm×0.1mm;the ultra-wideband6-bits digital phase shifter is designed in the frequency range of 6-18 GHz,the root mean square error(RMS)of 64 phase shift states is less than 7.0°,the return loss of input and output term is better than 10.5d B,the insertion loss is less than 13.723 d B,the size of the chip is: 3mm×2.8mm×0.1mm,It meets the chip design index requirements,and at the same time achieves the chip ultra-wideband and miniaturization design concept.
