Monolithic Microwave Integrated Circuit (MMIC) has the advantages of smallcircuit loss、high power、wide bandwidth、low noise and large dynamic range and so on.Compared with the traditional hybrid microwave integrated circuit, MMIC has strongerconsistency, higher reliability and smaller size, it has a wide range of applications in bothmilitary and civilian fields. The Ka-band MMIC digital phase shifter that discussed inthis thesis is an important part of the active phased array radar T/R module.This thesis firstly completes the survey of the Ka-band MMIC digital phase shifterat home and abroad, conducts research and analysis for the related technology and theoryincluding the analysis of active devices and passive devices of MMIC、MMIC process.Then this paper introduces the basic design theory of phase shifter, includingclassification, parameter analysis and circuit analysis, and anlasyze the principles andcharacteristics of commonly used circuit structures. After that, depending on the specificdesign requirements and the characteristics of the process line, we selected five phaseshift topology to determine the overall structure of the circuit. Overall circuit schematicsimulation is completed by the use of microwave simulation software ADS, the finallayout is determined by the layout adjustment law of the components and alignmentrules.The final design of the Ka-band MMIC digital phase shifter meets the designrequirements, over the34-36GHz, the typical insertion loss is8±1dB, VSWR is less than1.5, and phase error is less than3RMS°, the final layout area is about2.5mm×1.1mm.
